Symmetric n- and p-type 2D SBFETs are realized using BL MoS 2 in conjunction with ML Sc 2 NF 2 and Sc 2 NO 2 electrodes, respectively, demonstrating device performances that exceed the IRDS targets for HP applications in the ‘5am eq’ roadmap.
